Abstract
몰리브덴 다이텔루라이드(Molybdenum ditelluride, 2H-MoTe2) 또는 육방정계 질화붕소(hexagonal boron nitride, h-BN)와 같은 이차원 소재들은 단원자층 수준의 매우 얇은 두께와 전·자기적 특성을 손쉽게 제어할 수 있는 우수한 성질로 인해 지속적으로 관심을 받아왔다. 이차원 소재 내 원자 결함은 (점 결함) 항상 존재하며, 이차원 소재를 합성할 때 또는 대기 중에 노출 될 때 생성된다.이차원 재료 내에 점 결함을 도입하기 위해 새로운 합성법 구현, 변형공학, 열처리, 특정 파장의 레이저 조사 방법 또는 새로운 adatom을 도입하는 시도가 증가하고 있다. 이차원 소재 내 점 결함 도입을 위한 수 많은 시도와 유망한 특성 변화 보고에도 불구하고, 실제 소재 내에 원자 단위로 어떤 현상이 구현되고 있는지에 대한 근본적인 지식이 아직까지 매우 부족한 실정이다. 하지만 수차 보정 주사투과전자현미경의 개발 이후 원자 수준의 이차원 소재 결정구조 규명 및 점 결함 분석이 직접적으로 해석가능하게 되었다. 본 논문 2장에서는 이미지 시뮬레이션과 수차 보정 저전압 주사투과전자현미경(aberration-corrected low-voltage scanning transmission electron microscope)을 활용하여 532 nm와 405 nm 파장의 서로 다른 레이저가 조사된 단일 층 2H-MoTe2의 정밀·정량 원자 구조를 해석하였다. 우선 시료의 직접적인 파괴를 최소화하면서 원자 기작된 MoTe2 분석을 위한 최적의 레이저 조사 조건을 최적화하였다. 그리고 앞서 언급한 바와 같이 MoTe2는 405 nm 파장의 레이저로 조사되면 n-type형 전기적 특성이 발현되며, 532 nm 파장의 레이저로 조사되면 p-type형 전기적 특성이 나타내는 것으로 기 보고되어 있다. 우리는 환형 명시야 (Annular Bright Field, ABF)와 환형 고각도 암시야 (High Angle Annular Dark Field, HAADF) AC-STEM 분석 기법을 활용하여 각각 다른 파장의 레이저로 조사된 MoTe2의 결정구조 내 점 결함의 종류 및 분포를 통계적으로 분석하였다. 특히 HAADF 기법은 원자의 밝기가 원자 번호의 제곱에 비례한다는 원리를 이용하여 원자 번호가 다른 Te와 Mo는 콘트라스트 차이로 구별할 수 있으며, 이를 기반으로 점 결함을 분석하였다. 405 nm 레이저가 조사된 2H-MoTe2는 Te 원자 칼럼에서 한 개 또는 두 개의 Te 원자가 제거되거나, 제거된 Te 원자가 다른 원자 위치로 이동하여 adatom 결함을 만들기도 한다. 반면 532 nm 레이저가 조사된 MoTe2는 Te 원자 칼럼에서 한 개 또는 두 개의 Te 원자가 제거됨과 동시에 그 자리에 산소가 화학 흡착하게 된다. ABF-STEM 분석 기법을 통한 경원소 이미징으로 2개의 Te 원자가 제거된 공공 결함에 산소가 흡착한 것을 성공적으로 시각화하였다. 뿐만 아니라 532 nm 파장의 레이저로 조사된 MoTe2 구조 내 Mo 원자 공공도 관찰하였다. 정리하면, 405 nm 파장의 레이저가 조사된 단일층 2H-MoTe2는 단일 및 이중 Te 공공 (mono and double Te vacancy), 그리고 표면에 흡착된 Te adatom에 의한 n-type형 특성을 가지고 있음을 밝혀내었고, 반면에 532 nm 레이저 파장의 레이저가 조사된 MoTe2는 단일 또는 이중 Te 공공 위치에 흡착된 산소 (oxygen at Te vacancy), Mo 공공에 의해 p-type형 특성을 나타냄을 최초로 규명하였다. 세번째로 h-BN은 고유의 우수한 특성으로 인해 그 연구의 중요성이 증대되고 있으며 이를 응용하기 위한 정제된 h-BN 표면 개질에 대한 연구가 활발히 진행되고 있다. 본 연구에는 제일원리 계산 (Density Function Theory, DFT)과 STEM 종합-분석 기법을 활용하여 Ta, Mo, Ni, Co, Ir 전이금속이 증착된 h-BN(transition metal decorated h-BN)의 원자 단위 거동 현상을 해석하였다. DFT를 통해 각 전이금속이 단일층 h-BN 표면의 흡착 에너지를 먼저 예측하였다. 계산 결과, Mo 전이 금속의 h-BN 표면 흡착 에너지는 0에 수렴하여 h-BN 표면에 흡착하기가 불가능한 것으로 예측되었다. Ta, Ir, 또는 Ni 전이 금속 원자는 h-BN 표면의 질소 원자 위 (nitrogen top)에 가장 안정한 위치를 차지함을 확인하였다. Co 전이 금속은 h-BN 표면 중 육각형 빈 공간에 위치하는 것이 가장 안정하다는 결과를 확인하였다. 실제로 관찰한 각 전이 금속의 저배율 STEM 실험 결과에서 Ta, Co, Ni, Ir 전이 금속은 h-BN 표면 위에서 고립된 원자 상태로 존재하지 않았으며, Ta 전이금속은 흩어진 이차원 나노클러스터(2D nanocluster)를 형성하는 것을 관찰하였다. 반면 Ni, Co, Ir 전이 금속은 삼차원 나노클러스터(3D nanocluster)를 형성된다는 것을 실시간으로 관찰하였다. 또한 고배율 STEM 이미징을 통해 각 전이 금속들이 h-BN 표면의 질소 위 (nitrogen top)에서 가장 안정한 위치임을 통계적으로 분석하였다. 특히 Co 전이 금속은 앞선 DFT 계산의 예측과 달리 육각형 빈 공간 위치보다 질소 원자 위의 위치에 존재하는 것이 가장 안정하다는 것을 새로이 밝혀내었다. 이 실험 결과를 통하여 전이 금속이 증착된 h-BN 형태(morphology)를 원자 레벨에서 분석하였다. 또한 전자빔에 의한 Co의 이온 충전 상태 제어 가능성을 보여주어 spintronics 분야의 응용 가능성을 높였다. 마지막으로 in-situ STEM 이미징을 통하여 Ta 입자가 증착된 몇 층의 h-BN 표면 거동을 구체적으로 관찰하였다. 지속적인 전자빔 조사 하에서 Ta 원자는 h-BN 표면에 단순히 정착되지 않고 자유로이 이동하면서 h-BN 표면의 etching을 일으키는 현상을 관찰하였다. Ta 원자가 존재하지 않는 h-BN 일부 표면에서는 etching이 일어나지 않고 거의 완벽한 결정 구조를 유지하는 것으로 etching 현상을 다시 한 번 입증하였다. 따라서 이 실험을 통해 Ta을 전자빔을 이용하여 h-BN 표면에 생기는 공공 형성 에너지(vacancy formation energy)를 낮춰주는 촉매로서의 모델을 제안하였다. 또한, Ta 원자를 통해 etching된 h-BN edge 형태를 살펴보았다. 기존에 알려진 nitrogen terminating edge와 달리 우리 실험에서는 boron terminating edge 형태가 안정적이며 지배적으로 존재함을 확인하였다. 따라서 적절한 전이금속을 사용하면 다양한 h-BN의 edge morphology를 얻을 수 있을 뿐만 아니라 h-BN의 전기적 특성 조절 기작 모델을 제안하였다. 결론적으로 이차원 소재의 특성을 향상시키기 위한 연구진들이 수 많은 이론적 계산과 실험을 시도 해 왔지만 그 체계적이면서 직접적인 규명은 현재까지 보고되지 않았다. 본 연구는 원자 레벨의 계산과 수차 보정된 주사투과 전자 현미경 실험을 통해 원자 레벨로 기작된 2H-MoTe2 및 h-BN의 고분해능 원자구조 규명 연구를 하였다. 이 연구를 기반으로 고성능 트랜지스터, 단원자 기반 촉매, spintronics, 또는 hole-defect 가진 h-BN을 합성하는데 있어 매우 중요한 기초 자료가 될 것이라 기대한다.
Driven by Moor’s law, miniaturization of silicon-based electronic devices as well as need to overcome the 5 nm scaling limit, research focus is being shifted towards two-dimensional (2D) materials. Atypical examples of 2D materials include the graphene family consisting of hexagonal boron nitride (h-BN) and transition metal dichalcogenide comprising of hexagonal molybdenum ditelluride (2H-MoTe2). The controllable thickness of up to one atomic layer, coupled with tunable optoelectronic properties makes these materials ideal for constructing high performance next generation electronic devices. Traditionally, defects also referred to as imperfections in 2D materials were known to impede the performance of 2D materials. Recently, however, numerous research findings have demonstrated that meticulous atomically modulated h-BN and MoTe2 demonstrate unprecedented electronic properties with potential application in various fields ranging from catalysis, to high functional transistor logics. Currently, there are several methods employed to tailor the electronic properties of h-BN and MoTe2. For the case of MoTe2, atomic modulation has been experimentally achieved through strain engineering, thermal annealing and use of laser-illumination. Theoretical studies have also shown that atomic engineering of h-BN can be realized via surface functionalization with transition metals. Despite such intriguing research milestones, atomic-level experimental investigation on external stimuli-dependent atomic modulation of MoTe2 and h-BN is still scarce. It is critical therefore, to develop new analytical strategy to investigate external stimuli-dependent atomic modulation of MoTe2 and h-BN for fundamental understanding of their structure-property correlation. In this research, we employed low-voltage scanning transmission electron microscope incorporated with a 5th order aberration corrector and atomic simulation to unravel various structure dynamics in laser-illuminated 2H-MoTe2. In particular, we optimized MoTe2 monolayer laser-doping condition and subsequently explored various laser-induced atomic defects that dictate the electronic property of 2H-MoTe2 illuminated with lasers of 405 and 532 nm wavelengths. High angle annular dark field (HAADF) -STEM imaging directly show that Te vacancies and Te adatom defects induce n-type electrical characteristics in pristine and 405 nm laser illuminated MoTe2. On the other hand, a comparison of experimental and simulated HAADF- and annular bright field (ABF) -STEM imaging, reveal for the first time, oxygen chemisorbed at the Te vacancies as major defect that trigger p-type electrical characteristic in 532 nm laser illuminated MoTe2. In transition metal decorated h-BN, we combined DFT-based theoretical calculations with experimental low angle annular dark-field (LAADF) -STEM imaging to investigate adsorption behavior of Mo, Ta, Co, Ni, and Ir decorated h-BN substrate. DFT result show that Mo does not interact with pristine h-BN monolayer. On the other hand, while Ta, Ir and Ni adsorb on the nitrogen top, Co is preferably stable at the hollow site of h-BN. Our high resolution imaging of transition metal site occupancy confirmed same adsorption site (nitrogen top) for Ta, Ir and Ni while Co showed nitrogen top as the most stable adsorption site. The difference in the theoretical and experimental adsorption site occupancy for Co indicates possible tuning of the Co spin state via electron beam, a phenomenon with potential application in spintronics. In addition, in-situ STEM observation directly reveals that while Ni, Ir and Co prefer to form 3D nanocluster, Ta metal forms dispersed 2D nanocluster on the surface of h-BN. This finding serves as a criteria for selecting transition metal candidates for nanoparticle (Ir, Ni and Co) and single atom (Ta) decoration of h-BN with prospects in single atom catalysts and band gap tuning. Finally, through the study of Ta-decorated h-BN dynamics, we reveal the Ta-mediated etching of h-BN under electron beam irradiation. The etching results in generation of hole-defects with varying atomic edge configuration. Although previous studies reported nitrogen terminated edge to be the most stable and dominant edge configuration in h-BN, a close-up look at the atomic edge structure of the Ta–mediated etched h-BN revealed boron terminated edge configuration as the most dominant edge structure. This research not only provides a platform for studying structure-property correlation in 2D materials, it suggests potential methods that can be employed for atomic-level modulation of 2D materials with prospects in areas such as 2H-MoTe2 based high performing transistor logics. Moreover, Ta mediated etching of h-BN sheds light into new technology for tuning the electronic structure of h-BN or nanofabrication of h-BN substrate with well controlled nanopores for application in medicine to study DNA sequencing.
